In recent years, taking advantages of the promising characteristics of high-power, high-speed driving SiC-MOSFETs, the use of power modules with multiple SiC-MOSFET dies connected in parallel has increased significantly for traction inverter circuits in electric vehicles (xEVs). However, driving such high-speed devices in parallel can cause problems with oscillation between the dies. Therefore, preventing oscillation is one of the important issues in practical module design. In this digest, a module design method is supposed to suppress the oscillation that can occur between parallel connected dies. it based on the approximate open-loop transfer function between parallel-connected dies. The validity of the proposed design method was confirmed through experimental evaluations.
